Qorvo: Why does the Qrr of SiC FETs increase very little with increasing temperature (10% from 25°C to 150°C)?

This is because for Qorvo's SiC FET, most of Qrr comes from the capacitive charging SiC JFET Coss. Since it is a capacitive charge, it does not increase with temperature. A small portion of Qrr comes from the body diode of the LV Si MOSFET and increases with temperature. So the overall effect is very small, only 10% increase.
