Qorvo Cascode/FETs are commonly used in parallel to increase power output. FET performance is dominated by SiC JFETs. This provides a device that controls switching speed, does not degrade Vth with temperature, and has a strong positive temperature coefficient of Rdson. These properties make the devices parallel very effectively and make them less sensitive to variations such as Vth for low voltage MOSFETs.
