Onsemi's super junction MOSFETs are developed in three versions.
We will introduce the features of each.
FAST version
It does not have a built-in gate resistor, etc., and has been developed to drive with the highest efficiency possible, and is compatible with hard switching topologies.
Easy Drive version
This product can handle both hard switching and soft switching.
It also has a built-in gate resistor to achieve low noise and can be used in a wide range of applications.
FRFET🄬 version
With optimized body diode characteristics, this product is ideal for soft-switching applications such as LLC resonant converters.
About the characteristics
SUPERFET🄬 Ⅲを用いて、効率の比較を示した図を以下に示します。
Efficiency is compared using a 3KW PFC power supply.
The gray line is the Easy Drive version, the orange line is the FRFET 🄬 version, and the blue line is the FAST version.
The figure shows that the FAST version is superior when looking at efficiency alone.
Next, the chart below compares each characteristic (efficiency, EMI, EOSS, etc.) using the above three versions of SUPERFET 🄬 III.
In this way, it is possible to select the appropriate product according to the required characteristics and application.
There are also products with withstand voltages of 600V, 650V, and 800V.
