Seventh Generation (FS7) IGBT Product Features

In an IGBT, there is a trade-off between the collector-emitter saturation voltage Vce(sat) and the switching loss (turn-off) Eoff.
As shown in the figure below, the new FS7 process has been developed to have smaller Vce(sat) and Eoff than conventional products.
Furthermore, the FS7 is available in Fast and Med speed types so that it can be used for different purposes.
The Fast type keeps Eoff low to achieve high efficiency through high-speed switching operation (see the red circle in the graph below).
Unlike the Fast type, the Med speed type is designed to have a low Vce(sat) to achieve high efficiency during low to medium speed switching operation (orange circle in the figure below).

Discrete Product Introduction

On Semiconductor's FS7 series has a voltage rating of 1200V, and many products with currents of over 100A.
This time we will introduce the new product FGY4L160T120SWD, which has the highest current value of 160A.

One application that can be used is the brake circuit of an AC servo amplifier as shown in the diagram below, so please consider it.

Advantages of the TO-247-4 package

Next, we will explain the advantages of the TO-247-4 package, the package for the product introduced above.
The figure below compares the Eon and Eoff values, which are the switching losses (when turning on and off), between a 3-pin product and a 4-pin TO-247 product, both of which are FS7 products.
The TO-247-4 part rated at 140 A has a lower Eon value than the TO-247-3 part rated at 100 A. By further reducing Eon and Eoff, higher switching frequencies and power can be achieved.

Module Product Introduction

The QDual3 IGBT module using the FS7 series, introduced in the ON Semiconductor video at the link below, is a 1200V, 800A half-bridge module.
Compared to previous ON Semiconductor products, Vce(sat) has been improved by 30% and Eoff by 12%.
Furthermore, compared to the previous equivalent product from ON Semiconductor, the chip size is 30% smaller and the maximum current value is 30% higher.
