ON Semiconductor: Why does the Qrr of SiC FETs barely increase with increasing temperature (10% from 25°C to 150°C)?

This is because for ON Semiconductor SiC cascode JFETs, most of Qrr comes from the capacitive charge SiC JFET Coss. Being a capacitive charge, it does not increase with temperature. A small portion of Qrr comes from the body diode in LV Si MOSFETs, which does increase with temperature. Therefore, the overall effect is very small, only a 10% increase.
