MOSFET for AI servers: Industry-leading* SOA and ON resistance

*As of May 22, 2025, based on ROHM research on 100V power MOSFETs in 8080 size packages

ROHM Co., Ltd. (Headquarters: Kyoto City) has developed a hot swap circuit for 48V power supplies for AI servers.100V power MOSFETs are ideal for industrial equipment power supplies that require battery protection."RY7P250BM" We have developed "

The new product is an 8080 size MOSFET, for which demand is expected to grow in the future, and can easily replace existing products. It also achieves both high SOA tolerance(conditions: VDS= 48V, Pw = 1ms / 10ms) and low ON resistance (RDS(on)). This ensures high product reliability during hot swap (power on) operation while optimizing power supply efficiency and enabling reduced power consumption and heat generation.
To achieve both stable operation of a server and energy conservation, hot swap circuits need high SOA tolerance to withstand large current loads. Hot swap circuits in AI servers in particular require higher SOA tolerance than conventional servers. This product achieves industry-leading performance of 16A at a pulse width of 10ms and 50A at 1ms, making it suitable for high-load applications that were difficult to handle with conventional MOSFETs.

In addition, this product is a MOSFET with the industry's highest SOA tolerance and also achieves low ON resistance, significantly reducing power loss and heat generation when current is applied.
The ON resistance of a typical 8080 size 100V MOSFET with high SOA tolerance is about 2.28mΩ, but this product achieves an approximately 18% reduction to 1.86mΩ (conditions: VGS=10V, ID=50A, Tj=25℃). This low ON resistance contributes to higher efficiency of server power supplies, reduced cooling loads, and reduced power costs.

Furthermore, it has been certified as a recommended component by global cloud platform companies and is expected to be increasingly adopted in AI servers in the future.
In the server field, where reliability and energy efficiency are important, the balance of high SOA tolerance and low ON resistance is highly valued in cloud applications.
