Infineon 's CoolSiC™ SiC MOSFETs are built on state-of-the-art trench technology and are optimized to provide low losses and high operational reliability in your application. The discrete automotive SiC MOSFET products are available in 750V and 1200V voltage ranges.

Automotive SiC MOSFET lineup
750V withstand voltage
Infineon offers the following lineup of 650V MOSFETs, available in a variety of packages depending on the required on-resistance value.
The lineup includes surface mount type D2PAK-7 pin, top heat dissipation QDPAK TSC, and through-hole type TO-247-4 pin.
