CoolGaN™ Transistor 100 V G3 for Next-Generation Power Supply Designs

Infineon's CoolGaN™ Transistor 100 V G3 family is a 100 V class high performance transistor using GaN technology, providing power efficiency and switching performance that surpasses conventional silicon (Si) transistors. It is a normally-off e-mode device, enabling high power density designs. The G3 series is available in SMD-type packages of PQFN 3mm x 3mm and PQFN 3mm x 5mm packages, minimizing area while providing excellent thermal and electrical performance, and is footprint compatible with existing Si MOSFET PQFN package products. This makes it possible to incorporate the benefits of GaN without changing the layout. The family is designed to deliver reliable performance in demanding high voltage, high current applications, making it an ideal choice for engineers.

Extremely low gate charge (Qg) enables fast switching.

IGC033S101:Qg = 1.2 nC@ Vgs = 6 V

IGB110S101:Qg = 2.0 nC

This significantly reduces switching losses and improves power supply efficiency.

◆ Zero reverse recovery charge reduces loss and noise

Since there is no noise or loss due to reverse recovery, it is ideal for high frequency operation and high efficiency synchronous rectification circuits.

◆ Low loss operation due to excellent on-resistance

Each product achieves low RDS(on)

All products use bottom-side cooling to efficiently transfer heat to the board. This allows for high freedom in heat dissipation design, making it possible to downsize the power supply and optimize it for multi-layer boards.
